Sample StructureAt first, I'd like to introduce the "RIDGE" QWR laser structure.These are the schematic views, and the SEM image of the ridge QWR structure. We can make such very sharp ridge structure by molecular beam epitaxy. We growth GaAs and AlGaAs on a line and space patterned GaAs substrate. During the growth process, Ga and Al atoms efficiently migrate to the center line, so finally very sharp ridge structures are formed. Magnifying the top of the ridge, very thin GaAs film is sandwiched by AlGaAs barrier layers. So at the side of the ridge, two-dimensional quantum well structures are formed. We call them "side-QW"s. At the intersection line, one-dimensional (1D) quantum wire is formed. Now, I will show you the TEM image. Next Page |
